First Claim
1. A liquid crystal display device comprising:
- a transistor comprising;
a gate electrode;
a gate insulating film over the gate electrode;
a first semiconductor film over the gate insulating film;
a second semiconductor film over and overlapping with the first semiconductor film;
a third semiconductor film over and overlapping with the second semiconductor film, the third semiconductor film containing phosphorus; and
a first conductive film over and overlapping with the third semiconductor film;
an insulating film over the first conductive film;
a first electrode electrically connected to the first conductive film;
a second electrode including a first region overlapping with the first electrode with the insulating film therebetween and a second region below the first conductive film; and
a liquid crystal over the first electrode and the second electrode,wherein an alignment of the liquid crystal is controlled by an electric field between the first electrode and the second electrode, andwherein an end portion of the third semiconductor film is located outside an end portion of the first conductive film.

Abstract
A method of manufacturing, with high mass productivity, liquid crystal display devices having highly reliable thin film transistors with excellent electric characteristics is provided. In a liquid crystal display device having an inverted staggered thin film transistor, the inverted staggered thin film transistor is formed as follows: a gate insulating film is formed over a gate electrode; a microcrystalline semiconductor film which functions as a channel formation region is formed over the gate insulating film; a buffer layer is formed over the microcrystalline semiconductor film; a pair of source and drain regions are formed over the buffer layer; and a pair of source and drain electrodes are formed in contact with the source and drain regions so as to expose a part of the source and drain regions.
