Abstract

Tunable MEMS resonators having adjustable resonance frequency and capable of handling large signals are described. In one exemplary design, a tunable MEMS resonator includes (i) a first part having a cavity and a post and (ii) a second part mated to the first part and including a movable plate located under the post. Each part may be covered with a metal layer on the surface facing the other part. The movable plate may be mechanically moved by a DC voltage to vary the resonance frequency of the MEMS resonator. The cavity may have a rectangular or circular shape and may be empty or filled with a dielectric material. The post may be positioned in the middle of the cavity. The movable plate may be attached to the second part (i) via an anchor and operated as a cantilever or (ii) via two anchors and operated as a bridge.

Claims

1. A micro-electro-mechanical system (MEMS) resonator, comprising:

a first part comprising a cavity and a post; and

a second part mated to the first part and comprising a movable plate located under the post, the movable plate being mechanically moved by a DC voltage to vary a resonance frequency of the MEMS resonator.

2. The MEMS resonator of claim 1, the second part further comprising an electrode formed under the movable plate and applied with the DC voltage.

3. The MEMS resonator of claim 1, the cavity having a rectangular shape and surrounded by four sidewalls formed in the first part.

4. The MEMS resonator of claim 3, the four sidewalls having rounded corners.

5. The MEMS resonator of claim 1, the cavity having a circular shape and surrounded by a circular sidewall formed in the first part.

6. The MEMS resonator of claim 1, the cavity having an arbitrary shape contour and surrounded by an arbitrary shape contour wall formed in the first part.

7. The MEMS resonator of claim 1, the cavity being filled with a dielectric material.

8. The MEMS resonator of claim 1, the post being positioned in middle of the cavity.

9. The MEMS resonator of claim 1, the post having a rectangular shape with rounded corners.

10. The MEMS resonator of claim 1, the post having a circular shape.

11. The MEMS resonator of claim 1, the post having an arbitrary contour shape.

12. The MEMS resonator of claim 1, the first part further comprising at least one additional post formed within the cavity.

13. The MEMS resonator of claim 1, the movable plate being attached to the second part via an anchor and operated as a cantilever.

14. The MEMS resonator of claim 1, the movable plate being attached to the second part via first and second anchors and operated as a bridge.

15. The MEMS resonator of claim 1, the second part further comprising at least one additional movable plate located under the post, each additional movable plate being mechanically moved by a respective DC voltage to vary the resonance frequency of the MEMS resonator.

16. The MEMS resonator of claim 1, the second part comprising

a substrate,

a dielectric layer formed over all or part of the substrate, and

a metal layer formed over all or part of the dielectric layer.

17. The MEMS resonator of claim 1, the first part being covered by a first metal layer on a surface facing the second part, and the second part being covered by a second metal layer on a surface facing the first part.

18. The MEMS resonator of claim 17, the first part comprising a dielectric layer formed over the first metal layer between the post and the movable plate.

19. The MEMS resonator of claim 17, the first part comprising at least one dielectric spacer formed on at least one side of the movable plate and used to prevent the movable plate from contacting the first metal layer in the first part.

20. An apparatus comprising:

a filter to receive an input signal and provide an output signal, the filter comprising at least one micro-electro-mechanical system (MEMS) resonator, each MEMS resonator having a movable plate for adjusting a resonance frequency of the MEMS resonator, the filter having a tunable frequency response determined based on the resonance frequency of each MEMS resonator.

21. The apparatus of claim 20, each MEMS resonator comprising

a first part comprising a cavity and a post, and

a second part mated to the first part and comprising the movable plate located under the post, the movable plate being mechanically moved by a DC voltage to vary the resonance frequency of the MEMS resonator.

22. The apparatus of claim 20, the filter comprising multiple MEMS resonators coupled together via inter-resonator coupling.

23. The apparatus of claim 20, the apparatus being a wireless communication device, and the filter being used in a transmitter or a receiver of the wireless communication device to pass a desired signal and to attenuate undesired signals and noise.

24. An apparatus comprising:

an oscillator comprising

an amplifier to provide amplification for an oscillator signal, and

at least one micro-electro-mechanical system (MEMS) resonator coupled to the amplifier, each MEMS resonator having a movable plate for adjusting a resonance frequency of the MEMS resonator, the oscillator having a tunable oscillation frequency determined based on the resonance frequency of each MEMS resonator.

The apparatus of claim 24, the amplifier comprising a first transistor providing amplification for a non-inverting signal of the oscillator signal and a second transistor providing amplification for an inverting signal of the oscillator signal, and the at least one MEMS resonator comprising a first MEMS resonator coupled to the first transistor and a second MEMS resonator coupled to the second transistor.

26. The apparatus of claim 24, each MEMS resonator comprising

a first part comprising a cavity and a post, and

a second part mated to the first part and comprising the movable plate located under the post, the movable plate being mechanically moved by a DC voltage to vary the resonance frequency of the MEMS resonator.

27. The apparatus of claim 24, the apparatus being a wireless communication device, and the oscillator signal being used to generate a local oscillator (LO) signal for a transmitter or a receiver in the wireless communication device.

28. A method comprising:

applying a DC voltage to an electrode of a micro-electro-mechanical system (MEMS) resonator comprising a movable plate and a cavity;

varying the DC voltage to mechanically move the movable plate of the MEMS resonator and vary a resonance frequency of the MEMS resonator; and

receiving a radio frequency (RF) signal from the cavity of the MEMS resonator.

29. The method of claim 28, the varying the DC voltage comprising

setting the DC voltage to a first value to obtain a maximum resonance frequency for the MEMS resonator or a second value to obtain a minimum resonance frequency for the MEMS resonator.

30. The method of claim 28, the varying the DC voltage comprising

adjusting the DC voltage to a value between a first value and a second value, the first value corresponding to a maximum resonance frequency for the MEMS resonator, and the second value corresponding to a minimum resonance frequency for the MEMS resonator.
