Abstract

A capacitative pressure sensor (30) for harsh environments such as vehicle tires. The sensor has two opposing electrodes (36 and 50). One electrode is a membrane (50) that extends between fluid at a reference pressure and fluid at the pressure to be sensed. In use, the flexible membrane (50) deflects due to pressure differentials between the reference pressure and the fluid pressure. Associated circuitry converts the deflection into a signal indicative of the pressure to be sensed. The membrane is a laminate at least partially formed from a transition metal nitride because transition metal nitrides are a metal ceramics with high yield strength and metallic bonding that makes it suitable for use in extreme environments. They can also readily include an oxidizing component such as aluminium so that the membrane form a passivating surface oxide layer to protect it from oxidative failure.

Claims

1. A capacitative pressure sensor for sensing a fluid pressure, the pressure sensor comprising:

a pair of spaced electrodes forming a capacitor, one of the electrodes being a membrane extending between fluid at a reference pressure and the fluid pressure to be sensed such that the membrane deflects due to pressure differentials between the reference pressure and the fluid pressure, the membrane is a conductive laminate having at least one of its layers formed from the deposition of a transition metal nitride; and

,

associated circuitry for converting the deflection of the membrane into an output signal indicative of the fluid pressure.

2. A pressure sensor according to claim 1 wherein the capacitor electrodes are less than 50 microns apart when the membrane is not deflected.

3. A pressure sensor according to claim 1 wherein the transition metal nitride is selected from titanium nitride, titanium aluminium nitride, tantalum silicon nitride, titanium aluminium silicon nitride, or tantalum aluminium silicon nitride.

4. A pressure sensor according to claim 3 wherein one of the layers of the laminate is transition metal.

5. A pressure sensor according to claim 4 wherein the transition metal is titanium, tantalum or vanadium.

6. A pressure sensor according to claim 1 wherein the capacitor electrodes and the associated circuitry are all formed on a silicon wafer substrate using lithographically masked etching and deposition techniques.

7. A pressure sensor according to claim 1 wherein the membrane is less than 0.1 grams.

8. A pressure sensor according to claim 1 wherein the pressure sensor is adapted to sense the air pressure within a pneumatic tire.

9. A pressure sensor according to claim 1 wherein the capacitor electrode opposing the membrane is arranged such that deflection of the membrane can displace fluid from between the capacitor electrodes.

10. A pressure sensor according to claim 9 further comprising a passivation layer at least partially deposited over the capacitor electrode opposing the membrane.

11. A pressure sensor according to claim 10 further comprising a CMOS layer disposed between the capacitor electrode opposing the membrane and the substrate.

12. A pressure sensor according to claim 1 wherein the membrane is approximately 0.5 μ

m thick.

13. A pressure sensor according to claim 1 further comprising a second chamber with a second membrane, the second chamber being sealed from the fluid pressure and the second membrane deflecting from a predetermined pressure difference in the second chamber;

wherein,

the associated circuitry converts the deflection of the second membrane into an adjustment of the output signal to compensate for the temperature of the sensor.

14. A pressure sensor according to claim 13 wherein the second chamber has a second conductive layer to form a capacitative sensor;

such that,

the associated circuitry uses the change in capacitance from deflection of the second flexible membrane, to calibrate the output signal.

15. A pressure sensor according to claim 14 wherein the second membrane is at least partially formed from a transition metal nitride.

16. A pressure sensor according to claim 9 wherein the capacitor electrode opposing the membrane is apertured to allow the fluid to flow from between the capacitor electrodes.

17. A pressure sensor according to claim 1 wherein the membrane is circular with a diameter less than 500 microns.

18. A pressure sensor according to claim 17 wherein the membrane diameter is less than 300 microns.

19. A pressure sensor according to claim 18 wherein the membrane diameter is 100 microns.
